Power MOSFETs capable to 225°C

CISSOID’s CHT-NMOS4005, CHT-NMOS4010 and CHT-NMOS4020 high temperature n-channel power MOSFETS are rated at 40V and operate within the -55°C to 225°C temperature range. The devices exhibit outstanding high temperature performances. At 225°C, CHT-NMOS4005’s gate leakage current remains below 500nA, while its drain off current is as low as 10µA and its turn-on delay time is 30ns. The devices’ on-resistance and input capacitance range from 0.15Ω to 0.40Ω and from 460pF to 1.4nF.

The CHT-NMOS40 MOSFETs enable the design of any system requiring reliable power control in a harsh environment, such as motor drivers, DC/DC converters, SMPS, and inverters. CHT-NMOS4005 and CHT-NMOS4010 are available immediately for sampling and evaluation in TO-254 Metal Can package. The devices have a drain current rating of 5A, 10A and 20A.
